隨著半導體技術不斷演進，電晶體尺寸微縮大致上追隨著摩爾定律的預測，但也伴隨著許多電性變異(variation)問題。近年來，大部分的研究著重在如何有效地降低電性變異，然而在製作電晶體的過程中存在不可避免的擾動因素，使得製造者無法完全地消除電性變異。因此，本研究嘗試運用電晶體的電性變異來發展並設計硬體安全加密系統，也就是物理不可複製函數（PUF, Physical Unclonable Function）。在本文中，我們首先探討製程所致電性變異的來源，並利用實驗的方法來量化變異的程度。接著，使用虛擬傳輸模型（Virtual Source Model）來對鰭式場效電晶體的基本電流擾動特性建模。並

將此模型建構至積體電路模擬常用之軟體如Spice，此模型可用來模擬並預測鰭式場效電晶體之電流擾動行為。然而，製程所致電性變異之程度並不足以用來當作硬體安全系統中隨機機制的熵源(entropy source)。因此，為了得到更高的變異性，本研究對元件施加外加電壓，以加強隨機缺陷擾動致電性變異程度。其次，利用隨機缺陷剖面的量測技術得出長時間操作下隨機缺陷對於電性的影響，此技術可以用來了解微小尺度電晶體之閘極氧化層與介面間的缺陷分佈。接著，根據本實驗發展出的電流擾動模型，我們運用汲極電流的擾動來設計物理不可複製函數。由於缺陷擾動的效應，使得製程所致電性變異之程度大幅加劇，足夠作為隨機機制的熵源。本次

實驗所提出的物理不可複製函數設計，單元面積僅需0.1 m2，有效達到目前物聯網裝置的高安全以及小面積需求。最後，本實驗所發展的物理不可複製函數有著良好的可靠度（Intra-Hamming Distance~ 0.32%）、獨特性（Inter-Hamming Distance~ 50.2%）以及均勻性（Hamming Weight~ 49.17%）。在自我相關程度測試下，自我相關函數95%信賴區間為0.0112，顯示產生出的字元彼此間並沒有相關性。並在25oC和150oC下通過美國國家標準暨技術研究院（NIST）所提供之13項字串隨機性測試。綜上所述，本實驗建構出鰭式場效電晶體之電流擾動模型，
